Also called ion implantation. A method of modifying the surface by accelerating ions of an element different from the substrate material to energies ranging from several keV to several MeV and implanting them into the substrate surface. By changing the energy (accelerating voltage) and current applied to the ions, the distance the ions travel from the surface (called the range) and their concentration can be easily controlled. Also, by applying a mask with an appropriate pattern to the surface, a modified layer with a planar distribution can be created. In particular, in semiconductor materials, the electronic properties of the surface can be significantly changed by implanting low concentrations of impurity element ions ( 1011 to 1014 ions/cm2) that act as donors or acceptors, and this is used as a manufacturing technique for semiconductor devices and integrated circuits. イオン注入ともいう。基体材料とは異なる元素のイオンを,数keV~数MeVのエネルギーに加速して基体表面に打ち込み,表面の改質を行う方法。イオンに加えるエネルギー(加速電圧)および電流を変えることによって,表面からイオンが入る距離(飛程という)および濃度を容易に制御することができる。また表面に適当なパターンのマスクをかけることによって,平面分布をもった改質層をつくることができる。とくに半導体材料ではドナーもしくはアクセプターとして働く不純物元素イオンの低濃度の打込み(1011~1014イオン/cm2)によって,表面の電子物性を大幅に変えることができるので半導体素子や集積回路の製造技術として利用される。
