Gunn effect

This phenomenon was discovered by JB Gunn in 1963, in which microwaves are generated when a DC voltage of several thousand volts is applied to a plate of gallium arsenide (GaAs). This is because the gradient of the mobility of conduction electrons with respect to the voltage becomes negative, i.e., it has negative resistance characteristics, and by combining this with a resonant circuit, oscillation occurs. At this time, the conduction electrons flowing inside are observed to move in a mottled layer shape. Gunn diode oscillators that utilize the Gunn effect are used in the millimeter wave band. It can also be seen in indium phosphide (InP) and cadmium telluride (CdTe), etc.

ガリウムヒ素 (ヒ化ガリウム ) GaAs の板に数千Vの直流電圧を加えたときにマイクロ波を発振する現象で，1963年 J.B.ガンが見出した。これは伝導電子の移動度の電圧に対する勾配が負になる，すなわち負性抵抗特性をもつためで，これと共振回路と結合することで発振動作が生じる。このとき内部を流れる伝導電子はまだらな層状をなして移動することが観測される。ガン効果を利用したガンダイオード発振器はミリ波帯で用いられる。リン化インジウム InP やテルル化カドミウム CdTe などでもみられる。
