Gallium phosphide (gallium phosphide)

Japanese: リン化ガリウム(燐化ガリウム) - りんかガリウム（英語表記）gallium phosphide

Chemical formula: GaP. Orange-yellow translucent crystal. Zinc-smelterite structure. a ₀ = 10.300 Å. It can be obtained by the direct reaction of gallium with phosphorus, or by the reaction of gallium oxide with phosphorus at 900-1000°C. If it contains unreacted gallium, it becomes green-yellow and opaque. Specific gravity: 4.13, melting point: 1465°C, dielectric constant: 9.1, energy band: 2.2 eV. As a so-called III-V compound (a compound of group III and group V elements), it has semiconducting properties similar to those of silicon and germanium, and is as important as gallium arsenide (GaAs).
