In vacuum deposition, in which a substance evaporated by heating in a vacuum chamber is deposited on a substrate, the evaporated particles are ionized and their kinetic energy is increased, improving adhesion to the substrate, film quality, and reactivity with gas. Ionization can be performed by direct current, high frequency, microwave, thermionic, hollow cathode, arc discharge, cluster, etc. The characteristic of this method is that the evaporated particles are excited and _their reactivity is increased, so that a compound film such as titanium nitride TiN, titanium carbide TiC, or alumina _Al2O3 can be formed by introducing reactive gases containing nitrogen (N), carbon (C), oxygen (O), etc. This method of forming a film by ionizing and reacting evaporated metal atoms with introduced gas is called reactive ion plating or activated reactive deposition (ARE) method. 真空槽内で加熱蒸発させた物質を基板上に堆積させる真空蒸着において，蒸発粒子をイオン化し，運動エネルギーを増加させて，基板との密着性，膜質，ガスとの反応性を高める方法。イオン化には，直流法，高周波法，マイクロ波法，熱電子法，ホローカソード法，アーク放電法，クラスター法などがある。特徴は，蒸発粒子が励起され反応性が高まることから，窒素N，炭素C，酸素Oなどを含む反応性のガスを導入し，窒化チタン TiN ，炭化チタン TiC ，アルミナ Al₂O₃ などの化合物皮膜を形成できることである。このように，金属の蒸発原子と導入ガスをイオン化して反応させ，皮膜を形成する方法を反応性イオンプレーティングあるいは活性化反応蒸着 (ARE) 法と呼ぶ。 (→物理蒸着 )
